AT TU Dresden, Faculty of Electrical and Computer Engineering, Institute of Circuits and Systems, the Chair of Electronic Devices and Integrated Circuits (CEDIC) is offering a project position as

Research associate (m / f / x)

(subject to personal qualification, employees are paid according to the E 13 TV-L salary group)

departure as soon as possible. The position is limited to 36 months with the possibility of extension subject to other projects funded by third parties. The employment period is governed by § 2 (2) of the Act on Fixed-Term Research Contracts (Wissenschaftszeitvertragsgesetz – WissZeitVG).

CEDIC is an internationally recognized research group in the field of device modeling for high frequency (HF) applications, with important contributions in particular to the theoretical understanding and exploration of high frequency performance and limitations. physics of heterojunction bipolar transistors based on carbon nanotubes. CEDIC has also participated in various research projects funded by the German National Science Foundation (DFG), the German Federal Government, the European Union and DARPA.

Tasks: The successful candidate should contribute to a DFG funded research project on the electrical characterization and modeling of CNTFETs. Specific tasks include: (i) Electrical characterization of breakdown in CNTFETs with different channel formation methods (CVD, dispersion), different gate oxide materials (HfO2, Al2O3) and different substrate materials (SiO2, quartz) . (ii) Development of a theoretical understanding of breakdown mechanisms relevant to transistor-based electronics and, using transistors and other test structures, determination of material parameters relevant for device modeling ( TCAD). (iii) Development and design of test structures for the extraction of compact model parameters. (iv) Numerically efficient and stable extension of our existing compact models by physics-based formulations for the breakdown mechanisms studied, allowing the study of the impact of CNTFET breakdown on the performance of HF circuits. (v) Verification of the experimental compact model. The work requires strong cooperation within a team of researchers from CEDIC and cooperation partners. Participation in progress reports related to the research project, presentations at project meetings and publications is also expected.

Requirements: Applicants must hold an exceptional university degree (Master / Dipl.-Ing.) In electrical engineering. Practical experience in the following fields is mandatory: experimental characterization on a wafer with DC and S parameters of electronic devices; MOSFET theory and modeling; implementation of the model in standard commercial channel simulators (preferably via Verilog-A); extraction of the parameters of the compact model. Additional knowledge in the operating principles of CNTFET and a good knowledge of the fundamentals of semiconductors will be a prerequisite for a successful application. Excellent English and communication skills are highly desirable.
